We are looking for a managing director with experience working in the semiconductor packaging field, with general understanding of IC packaging technologies, assembly processes, IC packaging materials, reliability standards, FA techniques, etc.
An ideal candidate will have proven understanding of advanced packaging solutions, including wafer level and 2.5D/3D packaging technologies. Our team is at the forefront of market-changing innovations towards enablement of multi-die systems for broad market verticals. In this role, you will apply your knowledge in advanced packaging and drive technology roadmaps, features and capabilities in multi-die package designs and customer enablement.
Director, SOC Packaging
Responsibilities:
- Review Synopsys' product and design enablement portfolio and solutions
- Influence Synopsys SOC packaging technology roadmap, by closely collaborating with cross-functional teams, ecosystem partners, and customers.
- Architect new solutions for future technology trends like 3DIC, Silicon Photonics, Multi-die...
- Help in defining packaging flows, design features and sign-off for SOC & Multi-die integration.
- Work closely with customers to understand their requirements, define gaps and new investment areas.
Key Qualifications:
- MS/PhD in Electrical Engineering, Mechanical Engineering, Materials Science, or other relevant disciplines
- Semiconductor packaging experience as an engineering, marketing, or product planning function at a leading IDM, foundry, OSAT or fabless product company
- Minimum 15 years of experience in SOC package design methodologies, flows, package-level SI/PI analysis and optimization, encompassing interconnects at various levels (chip, package, and PCB)
- Minimum 10 years of management experience in package design/customer support/services
- Advanced knowledge of industry best known design methodologies and commonly used Signal Integrity/Power Integrity/Thermal analysis and optimization techniques
- Working knowledge of typical high-speed industry protocols and interconnects such as PCIe, Ethernet, DDR, etc.
- Knowledge of current SOC Packaging market trends and SOC-level design needs & challenges
- Experience with 2.5D/3D multi-die package implementations and analysis
- Experience of working directly with substrate suppliers and OSAT vendors in package development cycle is a plus.
- Excellent skills in multi-tasking, collaboration and communication in a global multi-cultural environment are required.
- Good communication skills while interacting with internal teams and customers.
- High degree of self-motivation and personal responsibility
The base salary range across the U.S. for this role is between $155,000 to $270,000. In addition, this role may be eligible for an annual bonus, equity, and other discretionary bonuses.
